ROHM Semiconductor adopts SOT-223-3 small package 600V withstand voltage Super Junction MOSFET

ROHM Semiconductor has developed a 600V withstand voltage Super Junction MOSFET*1 in a small SOT-223-3 package (6.50mm × 7.00mm × 1.66mm). The new product is ideal for applications such as small power supplies for lighting, electric pumps, and motors. .

As the performance of small power supplies for lighting and motors for electric pumps improves, demand for smaller products of the MOSFETs that play a switching role in these applications is rising.Generally, for Super Junction MOSFETs, it is difficult to further reduce the size while maintaining the ideal balance of high withstand voltage and low on-resistance characteristics.This time, ROHM developed five new smaller and thinner SOT-223-3 packaged products by improving the shape of the built-in chip without sacrificing the performance of previous products.

Compared with previous TO-252 packaged products (6.60mm × 10.00mm × 2.30mm), the area of the new product is reduced by approximately 31% and the thickness is reduced by approximately 27%, helping to achieve smaller and thinner application products.In addition, the new product also supports wiring patterns (land patterns) on TO-252 package circuit boards, so existing circuit boards can also be used directly.


The five new products are suitable for small power supply and motor applications, each with different characteristics.There are 3 models suitable for small power supplies. "R6004END4" has the characteristics of low noise and is suitable for applications that require noise reduction measures; "R6003KND4" and "R6006KND4" have the characteristics of high-speed switching and is suitable for applications that require low loss and high efficiency. Working application; "R6002JND4" and "R6003JND4" use ROHM's own technology to speed up the reverse recovery time (trr*2) and greatly reduce switching losses. They are "PrestoMOS" products and are very suitable for motor applications.In addition, in order to speed up the application of these products,
